The invention relates to the technical field of silane cross-linking agents, in particular to a preparation method of bis (N-methylbenzamide) ethoxymethylsilane, which comprises the following steps: (1) by using methyltrichlorosilane and methyltriethoxysilane as raw materials, adding a catalyst, and carrying out heating reaction under the protection of inert gas, filtration and rectification to obtain methylethoxydichlorosilane; and (2) uniformly mixing N-methylbenzamide and an organic solvent, carrying out a reaction under a heating condition, introducing ammonia gas while adding the methylethyoxyldichlorosilane obtained in the step (1), continuing reaction, and carrying out filtering and distilling to obtain the bis (N-methylbenzamide) ethyoxymethylsilane. The method has the advantages of simple operation, easy control of process conditions, no special requirements on equipment, few by-products, high yield, and realization of industrialization.
